In May 2025, I gave an oral presentation at TAU 2025 in Seaside, California. The presentation was titled Compact Modeling for Cryogenic-aware Forward Body Biasing in 180 nm Bulk CMOS.
Presentation overview
The talk introduced our early work on forward body biasing for cryogenic CMOS. It covered:
- the increase in threshold voltage at cryogenic temperatures;
- the use of forward body biasing to compensate for this change;
- the cryogenic measurement setup used for 180 nm bulk CMOS devices; and
- preliminary BSIM4-based modeling and SPICE simulation results.
The questions raised during the session helped identify points that needed further validation before the work was extended for IEEE SOCC 2025.
